Signal Modulation Circuit for Solid-State Electronic Devices and Circuit Containing the Same

Opportunity

In power electronic systems utilizing bridge-leg configurations (e.g., DC/DC converters, inverters), a critical issue is the unintended activation of synchronous switches due to parasitic voltage pulses. These pulses arise from displacement currents induced by rapid changes in drain-source voltage (dv/dt) during switching transitions. Existing solutions, such as fixed negative gate-source voltages or passive damping, are suboptimal. Fixed voltages may overstress the gate oxide layer (especially in SiC MOSFETs, where thin oxides are vulnerable), reducing device lifespan. Passive methods lack adaptability to varying operating conditions (e.g., aging, temperature, load changes), leading to either insufficient suppression of spurious turn-on or excessive power loss. This patent addresses the need for a dynamic, adaptive solution to mitigate parasitic effects while minimizing stress on gate oxides.

Technology

The patent introduces a signal modulation circuit integrated with a driver circuit to dynamically prevent misoperation of solid-state switches (e.g., SiC MOSFETs) in bridge-leg configurations. The core innovation lies in a variable resistor circuit (e.g., a digital potentiometer) whose resistance is adjusted in real-time by the driver based on detected gate-source voltage (VGS). The driver compares VGS to a reference voltage (VREF) and modulates the resistor to clamp parasitic pulses below the threshold voltage, ensuring the switch remains off when intended. The circuit includes an RC network and diode-based level shifter to adaptively control the gate signal. Key features:

  • Real-time adaptation: The driver continuously monitors VGS during the off-state and adjusts resistance to balance suppression efficiency and oxide stress.
  • Aging compensation: By tracking resistance trends, the system indirectly monitors gate oxide health, as aging alters parasitic capacitances CGD, CGS) and leakage currents.
  • Dual-mode operation: Functions as both a control switch (active turn-on/off) and synchronous switch (preventing spurious activation).

Advantages

  • Prevents spurious turn-on: Dynamically suppresses parasitic voltage pulses, reducing shoot-through risk and switching losses.
  • Extends device lifespan: Minimizes gate oxide stress by avoiding excessive negative VGS.
  • Adaptive to operating conditions: Compensates for aging, temperature, and load variations.
  • Low power dissipation: Optimizes resistance to reduce conduction and reverse-recovery losses.
  • Integrated health monitoring: Resistance trends provide indirect diagnostics for gate oxide degradation.

Applications

  • Power converters: Synchronous buck/boost converters, half/full-bridge DC/DC converters.
  • Inverters: Solar inverters, motor drives, UPS systems.
  • High-frequency switching systems: EV powertrains, industrial SMPS.
  • Aging diagnostics: Predictive maintenance in power electronics.
